Анотація:
За допомогою методики імпульсних вольт-амперних характеристик (ВАХ) проведено дослідження впливу джоулевого розігріву на властивості напівпровідникових резисторів, виготовлених на основі кремнієвих структур з діелектричною ізоляцією (КСДІ). Показано, щопід дією потужних імпульсів виникає такий розігрів структури за якого виникає від"ємна диференціальна провідність у перегрівному механізмі, що призводить до виникнення коливань напруги.
An influence of Joule heating on the properties of semiconductor resistors based on silicon structures with dielectric isolation (SSDI) was studied using the method of pulsed volt-ampere characteristics (VAC). It is shown that under the influence of such powerful pulses, the heating of the structure leading to the negative differential conductivity occurs due to overheating mechanism, which results in the excitation of voltage fluctuations. Voltage fluctuations arise at currents more than 40 mA, at currents more than 80 mA the voltage differential goes to zero, there are fluctuations in the form of several periods, which then fade out, and the voltage drop becomes constant. Temperature calculations have been carried out with the passage of a powerful current pulse, the energy determined by the structure at the beg&inning of oscillations is determined. At a temperature of 1200 K, an overheating instability occurs. Such instability leads to the appearance of a falling area in the VAC mainly due to the characteristics of the energy spectrum of charge carriers. Wh&en drifting, and in the case of recombination nonlinearities, the appearance of negative differential conductivity is associated with the transfer of a part of the carriers to some special states.
