Анотація:
Проведено еліпсометричну діагностику наноструктурованого кремнію, сформованого у вигляді окремих комірок на поверхні пластини монокристалічного кремнію за допомогою методу лазерної абляції. Лазерне опромінення проводилось волоконним лазером на основі Yb, що генерує імпульси з енергією до 1 мДж на частоті 1 МГц з довжиною хвилі 1060 нм. Потужність лазерного опромінення на поверхні монокристалічного кремнію коливалася від 100 мВт до 1 Вт. Для характеризації оптичної анізотропії сформованих поверхневих структур визначено еліпсометричні параметри cos [delta] та tg [ps] у 2-х взаємно перпендикулярних азимутальних напрямках у власній площині зразка відносно його р-напрямку. Виявлену значну відмінність у значеннях еліпсометричних параметрів як при багатокутових вимірюваннях, так і при вимірюванні при одному куті падіння світла, пояснено розподілом напруг в скін-шарі, зондованому поляризованим світлом.
Silicon nanostructures are perspective material in plasmonics, plasmonic nanolithography, photon detectionand nanophotonics. The samples of the nanostructured silicon as isolated cells were formed on the single-crystal silicon wafers by a method of the laser ablation. The laser source was a home-built Yb-doped fibre laser, operating at a central waveleng&th of 1060 nm and generating pulses with up to 1 mJ energy at 1MHz, which can be compressed to 100 fs. The powers incident on the samples ranged from 100 mW to 1 W. The pulse-to-pulse power stability was on the order of 0.05% (measured from 3 Hz to 2&50 kHz). Laser beam scanning modes provide the synthesis of nanostructured silicon dioxide particles or silicon nanoparticles. The ellipsometric parameters of the samples such as a cos [delta] and tg[ps] were measured by a laser ellipsometer ЛЕФ-3М-1& with [лямбда]=632.8 nm for two mutually perpendicular directions in own plane of the sample for characterization of optical anisotropy of nanostructured silicon. The angular dependencies of ellipsometric parameters cos [delta] and tg[ps] of nanostru&ctured silicon were analyzed and the principal angle of incidence ( cos[delta]=0 ) and minimal value of the tg[ps] are obtained from these dependences. It is found that the difference between the significance of the principal angle of incidence and t&g[ps] for two these directions is essential and equal to about 9? and more than 15? respectively. The essential difference between the values of the cos [delta] and tg[ps] for two mutually perpendicular directions in own plane of the sample when meas&ured at one angle of incidence [ph]= 53° was observed too. This means that the formed silicon nanostructures possess great optical anisotropy as a result of deformation influence and appearance of elastic stresses on the surface of the nanostructured& silicon.
