Досліджено температурну залежність електронної структури поверхні (111) Si. Чисельний розрахунок проведено самоузгодженим "тривимірним" методом псевдопотенціалу в рамках моделі шаруватої надґратки. Вплив температурної залежності електрон-фононної взаємодії на зонну структуру поверхні кристалу враховувався через фактори Дебая-Валлера, а внесок лінійного розширення ґратки - через температурну залежність коефіцієнта лінійного розширення. Детально проаналізовано температурні залежності прямої та непрямої заборонених зон, а також електронної густини станів поверхні (111) Si.
The temperature dependence of the electronic band structure of the (111) surface Si has been investigated. The self-consistent pseudopotential method within bounds of the layered superlattice model was used. Electron-phonon interaction temperature dependence effect on the surface band structure has been taken into account using the Debye-Waller factors. The lattice expansion effect has been taken into consideration using the temperature dependence of the linear expansion coefficient. The peculiarities of the temperature dependences of direct and indirect band gap and electronic density of states of the (111) surface Si are discussed in details.
